第5章 MOS器件物理回顾
5.1 引言

人们制作场效应管(FET)的想法实际上要比双极器件的开发早20年。事实上,Julius Lilienfeld在1926年就获得了第一个类似于场效应晶体管的专利,但他从来也没有做成功过一个能够工作的器件。①wlluam Shockley在与别人合作发明双极型管之前也曾试图通过调制半导体的电导率来构成场效应管。与Lilienfeld一样,由于他使用的材料系统的问题(他采用了铜化合物②,因此没有获得成功。甚至在把目标转向锗(一种比氧化铜更简单因而更易于理解的半导体)之后,Shockley也仍然不能做出一个能够工作的场效应管。在试图分析不成功的原因的过程中,Shockley的贝尔实验室的同事John Bardeen及Walter Brattain偶然发现了点接触双极型晶体管,即第一个实际的半导体放大器。这个器件的一些没有解决的秘密(例如其中的负β)促使Shockley发明了结型场效应晶体管,这三个人由于他们的工作最终赢得了诺贝尔物理奖。
